CVD SiC Coated Graphite Showerhead

Semixlab’s CVD SiC Coated Graphite Showerhead is engineered for demanding semiconductor deposition and epitaxy environments where process uniformity, particle control, and long-term component stability are critical to manufacturing performance. Combining a high-purity graphite substrate with a dense chemical vapor deposited (CVD) silicon carbide (SiC) coating, this advanced component delivers excellent thermal stability, superior corrosion resistance, and outstanding durability under high-temperature and chemically aggressive process conditions. We look forward to your further inquiries.

Description

The CVD SiC coated graphite showerhead is a gas distribution part used in semiconductor epitaxy and advanced wafer processing. It starts with a high-purity graphite core, then gets a dense CVD silicon carbide coating. The job of the showerhead is simple but critical: deliver gas evenly across the wafer surface, while holding up under high temperatures and aggressive chemistries.

Inside the reaction chamber, it works like a precision gas diffuser. Process gases flow through internal channels and a pattern of small outlet holes, so the gas spreads uniformly over the wafer. That uniformity directly affects film thickness consistency, crystal quality, and how repeatable your process is.

Semixlab makes custom CVD SiC coated showerheads for a range of applications – SiC epitaxy, GaN epitaxy, MOCVD systems, CVD reactors, and other high-temperature deposition processes.

Key Features

● Good gas flow uniformity – The hole pattern and internal channels are machined precisely, so gas distribution stays stable and even across the whole process area. That helps improve film consistency and wafer yield.

● High-purity CVD SiC coating – The dense SiC layer resists corrosive process gases well, which means fewer particles and less contamination risk during manufacturing.

● Solid thermal stability – Graphite gives good thermal conductivity, and the SiC coating adds protection. Together they help the showerhead hold its shape under demanding high-temperature conditions.

● Longer service life – Compared to plain graphite parts, the CVD SiC coated version is much more wear-resistant and chemically durable. You get less maintenance and lower replacement costs.

● Custom engineering – We can change dimensions, gas hole patterns, internal channels, mounting structures – basically tailor the showerhead to fit different reactor designs.

Manufacturing capabilities

Semixlab does most things in-house:

● Precision graphite machining

● CVD SiC coating deposition

● Complex gas channel machining

We aim to provide reliable CVD SiC coated graphite components that help semiconductor manufacturers improve process performance, reduce contamination risks, and run reliably over the long term.

Applications

SiC epitaxy – Used in SiC epitaxial reactors to spread precursor gases evenly over the wafer, which helps improve layer uniformity and reduce defects.

GaN epitaxy – Works with MOCVD equipment for LEDs, power electronics, and RF devices.

Semiconductor CVD processes – Common in deposition systems where accurate gas delivery and contamination control really matter.

Advanced compound semiconductor manufacturing – Fits various high-temperature crystal growth and thin-film deposition processes.

Competitive Advantage

Technical advantages of CVD SiC coating

The CVD SiC coating forms a very pure, very dense protective layer over the graphite. You get the machinability and thermal performance of graphite, plus the chemical resistance of silicon carbide.

Key benefits:

● Low particle generation

● High corrosion resistance

● Good thermal shock resistance

● Less metal contamination

● More stable process

● Longer component lifetime

These advantages make CVD SiC coated showerheads a solid choice for advanced semiconductor production, where process consistency and cleanliness are essential.
